Topic description
L’épitaxie RP-CVD joue un rôle important en microélectronique car elle permet la croissance de couches fortement dopées tout en conservant l’orientation cristalline du substrat de départ. Le contrôle de ces couches est indispensable pour assurer la fiabilité des dispositifs. Un fort dopage de films minces de Si ou SiGe est notamment nécessaire pour réduire la résistivité des contacts. L’objectif de cette thèse est de développer une technique de caractérisation capable de mesurer la quantité de dopants et leur environnement chimique qui détermine s’ils sont électriquement actifs ou pas. Le travail consistera à évaluer la spectroscopie de photoélectrons (XPS) pour quantifier les dopants As, P et B et identifier leur état chimique. L’impact des conditions de croissance sera évalué, en variant notamment la température et la nature des précurseurs, afin d’obtenir des couches fortement dopées sans dégradation morphologique, tout en minimisant la concentration de dopants inactifs. Des développements méthodologiques seront menés en XPS pour parvenir à caractériser ce dopage au niveau des lignes de production avec une bonne répétabilité. Les conditions d’analyse et de traitement des spectres seront optimisées. Le doctorant sera aussi amené à réaliser des mesures exploratoires en XPS à haute énergie (HAXPES). D’autres techniques de caractérisation telles que le SIMS, le FTIR et l’XRD ainsi que des mesures électriques viendront compléter les résultats obtenus.

RP-CVD epitaxy plays an important role in microelectronics because it allows the growth of heavily doped layers while maintaining the crystalline orientation of the starting substrate. A good control of these layers is mandatory to ensure the reliability of the devices. In particular, heavily doped epitaxial layers of Si or SiGe are needed to reduce contacts resistivity. The objective of this thesis is to develop a characterization technique able to measure the dopants concentration and their chemical environment which determines whether they are electrically active or not. The work will consist in evaluating X-ray photoelectron spectroscopy (XPS) to quantify dopants such as As, P and B and identity they chemical state. The impact of growth parameters, particularly the temperature and the precursors, will be evaluated to obtain heavily doped thin films without morphological degradation while minimizing inactive dopants concentration. Methodological developments will be carried out with XPS to obtain a reproducible and in-line characterization of the doping. Experimental conditions and spectra post-treatments will be optimized. The PhD student will also do exploratory measurements using hard X-ray photoelectron spectroscopy (HAXPES). Other characterization techniques such as SIMS, FTIR and XRD as well as electrical measurements will complement the results.
